Dot size effects of nanocrystalline germanium on charging dynamics of memory devices
نویسنده
چکیده
The dot size of nanocrystalline germanium (NC Ge) which impacts on the charging dynamics of memory devices has been theoretically investigated. The calculations demonstrate that the charge stored in the NC Ge layer and the charging current at a given oxide voltage depend on the dot size especially on a few nanometers. They have also been found to obey the tendency of initial increase, then saturation, and lastly, decrease with increasing dot size at any given charging time, which is caused by a compromise between the effects of the lowest conduction states and the capacitance of NC Ge layer on the tunneling. The experimental data from literature have also been used to compare and validate the theoretical analysis.

The transient process of the programming and erasing is very important for a nanocrystalfloating-gate flash memory. In this work, a computer simulation was carried out to investigate the charging, retention and erasing processes of our proposed Ge/Si hetero-nanocrystal floating gate flash memory. The transient gate current, the transient drain current and the average charge in one dot were simu...

Temperature and frequency dependencies of the electrical properties of SiO2/nanocrystalline Si (nc-Si)/SiO2 sandwich structures have been studied. A clear positive shift in capacitance-voltage (C-V) and conductance-voltage (G-V) characteristics suggests electron trapping in nc-Si dots. The role of interface states and deep traps in these devices has also been examined, which shows that they hav...

Nanosilicon materials are promising systems for the fabrication of single-electron transistor and memory devices in silicon. In these devices, precise control over the charging of a nanometre-size ‘island’ by just one electron raises the possibility of low power, highly scaled integrated circuits with one electron per bit. Nanosilicon materials, consisting of crystalline silicon grains ~10 nm i...

Based on the analysis of Poisson equation, an analytical surface potential model including interface charge density for nanocrystalline (NC) germanium (Ge) memory devices with p-type silicon substrate has been proposed. Thus, the effects of Pb defects at Si(110)/SiO2, Si(111)/SiO2, and Si(100)/SiO2 interfaces on the retention time have been calculated after quantum size effects have been consid...

In microelectronics, dimensionality miniaturization theoretically leads to reliability increase. However, an important concern in silicon technology is the effective reliability of MOS (metal-oxide semiconductor) devices such as MOSFETs (MOS field-effect transistors) and memory cells as they are scaled to smaller dimensions. Indeed, as the silicon dioxide (SiO2) in CMOS technology is thinned be...
